確認<font face="Times New Roman">BGA</font><font face="宋體">的夾具是清潔的。</font><o:p></o:p>
把再流焊爐加熱至溫度曲線所需溫度。<o:p></o:p>
<font face="Times New Roman">3.2</font><font face="宋體">工藝步驟及注意事項</font><o:p></o:p>
<font face="Times New Roman">3.2.1</font><font face="宋體">把預成型壞放入夾具</font><o:p></o:p>
把預成型壞放入夾具中，標有<font face="Times New Roman">SolderQuik </font><font face="宋體">的面朝下面對夾具。保證預成型壞與夾具是松配合。如果預成型壞需要彎曲才能裝入夾具，則不能進入后道工序的操作。預成型壞不能放入夾具主要是由于夾具上有臟東西或對柔性夾具調整不當造成的。</font><o:p></o:p>
<font face="Times New Roman">3.2.2</font><font face="宋體">在返修</font><font face="Times New Roman">BGA</font><font face="宋體">上涂適量助焊劑</font><o:p></o:p>
用裝有助焊劑的注射針筒在需返修的<font face="Times New Roman">BGA</font><font face="宋體">焊接面涂少許助焊劑。</font><o:p></o:p>
注意：確認在涂助焊劑以前<font face="Times New Roman">BGA</font><font face="宋體">焊接面是清潔的。</font><o:p></o:p>
<font face="Times New Roman">3.2.3</font><font face="宋體">把助焊劑涂均勻</font><o:p></o:p>
用耐酸刷子把助焊劑均勻地刷在<font face="Times New Roman">BGA</font><font face="宋體">封裝的整個焊接面，保證每個焊盤都蓋有一層薄薄的助焊劑。</font><o:p></o:p>
確保每個焊盤都有焊劑。薄的助焊劑的焊接效果比厚的好。<o:p></o:p>
<font face="Times New Roman">3.2.4</font><font face="宋體">把需返修的</font><font face="Times New Roman">BGA</font><font face="宋體">放入夾具中</font><o:p></o:p>
把需返修的<font face="Times New Roman">BGA</font><font face="宋體">放入夾具中，涂有助焊劑的一面對著預成型壞。</font><o:p></o:p>
<font face="Times New Roman">3.2.5 </font><font face="宋體">放平</font><font face="Times New Roman">BAG</font><o:p></o:p>
輕輕地壓一下<font face="Times New Roman">BGA</font><font face="宋體">，使預成型壞和</font><font face="Times New Roman">BGA</font><font face="宋體">進入夾具中定位，確認</font><font face="Times New Roman">BGA</font><font face="宋體">平放在預成型壞上。</font><o:p></o:p>
<font face="Times New Roman">3.2.6</font><font face="宋體">回流焊</font><o:p></o:p>
把夾具放入熱風對流爐或熱風再流站中并開始回流加熱過程。<o:p></o:p>
所有使用的再流站曲線必須設為已開發出來的<font face="Times New Roman">BGA</font><font face="宋體">焊球再生工藝專用的曲線。</font><o:p></o:p>
<font face="Times New Roman">3.2.7</font><font face="宋體">冷卻</font><o:p></o:p>
用鑷子把夾具從爐子或再流站中取出并放在導熱盤上，冷卻<font face="Times New Roman">2</font><font face="宋體">分鐘。</font><o:p></o:p>
<font face="Times New Roman">3.2.8</font><font face="宋體">取出</font><o:p></o:p>
當<font face="Times New Roman">BGA</font><font face="宋體">冷卻以后，把它從夾具中取出把它的焊球面朝上放在清洗盤中。</font><o:p></o:p>
<font face="Times New Roman">3.2.9</font><font face="宋體">浸泡</font><o:p></o:p>
用去離子水浸泡<font face="Times New Roman">BGA</font><font face="宋體">，過</font><font face="Times New Roman">30</font><font face="宋體">秒鐘，直到紙載體浸透后再進行下一步操作。</font><o:p></o:p>
<font face="Times New Roman">3.2.10</font><font face="宋體">剝掉焊球載體</font><o:p></o:p>
用專用的鑷子把焊球從<font face="Times New Roman">BGA</font><font face="宋體">上去掉。剝離的方法最好是從一個角開始剝離。</font><o:p></o:p>
剝離下來的紙應是完整的。如果在剝離過程中紙撕爛了則立即停下，再加一些去離子水，等<font face="Times New Roman">15</font><font face="宋體">至</font><font face="Times New Roman">30</font><font face="宋體">秒鐘再繼續。</font><o:p></o:p>
<font face="Times New Roman">3.2.11</font><font face="宋體">去除</font><font face="Times New Roman">BGA</font><font face="宋體">上的紙屑</font><o:p></o:p>
在剝掉載體后，偶爾會留下少量的紙屑，用鑷子把紙屑夾走。當用鑷子夾紙屑時，鑷子在焊球之間要輕輕地移動。<o:p></o:p>
小心：鑷 子的頭部很尖銳，如果你不小心就會把易碎的阻焊膜刮壞。<o:p></o:p>
<font face="Times New Roman">3.2.12</font><font face="宋體">清洗</font><o:p></o:p>
把紙載體去掉后立即把<font face="Times New Roman">BGA</font><font face="宋體">放在去離子水中清洗。用大量的去離子水沖洗并刷子用功刷</font><font face="Times New Roman">BGA</font><font face="宋體">。</font><o:p></o:p>
小心：<o:p></o:p>
用刷子刷洗時要支撐住<font face="Times New Roman">BGA</font><font face="宋體">以避免機械應力。</font><o:p></o:p>
注意：<o:p></o:p>
為獲得最好 的清洗效果，沿一個方向刷洗，然后轉<font face="Times New Roman">90</font><font face="宋體">度，再沿一個方向刷洗，再轉</font><font face="Times New Roman">90</font><font face="宋體">度，沿相同方向刷洗，直到轉</font><font face="Times New Roman">360</font><font face="宋體">度。</font><o:p></o:p>
<font face="Times New Roman">3.2.13</font><font face="宋體">漂洗</font><o:p></o:p>
在去離子水中漂洗<font face="Times New Roman">BGA</font><font face="宋體">，這會去掉殘留的少量的助焊劑和在前面清洗步聚中殘留的紙屑。然后風干，不能用干的紙巾把它擦干。</font><o:p></o:p>
<font face="Times New Roman">3.2.14</font><font face="宋體">檢查封裝</font><o:p></o:p>
用顯微鏡檢查封裝是否有污染，焊球未置上以及助焊劑殘留。如需要進行清洗則重復<font face="Times New Roman">3.2.11-3.2.13</font><font face="宋體">。</font><o:p></o:p>
注意：<o:p></o:p>
由于此工藝使用的助焊劑不是免清洗助焊劑，所以仔細清洗防止腐蝕和防止長期可靠性失效是必需的。<o:p></o:p>
確定封裝是否清洗干凈的最好的方法是用電離圖或效設備對離子污染進行測試。所有的工藝的測試結果要符合污染低于<font face="Times New Roman">0.75mg NaaCI/cm²</font><font face="宋體">的標準。</font><o:p></o:p>
另，<font face="Times New Roman">3.2.9-3.2.13</font><font face="宋體">的清洗步聚可以用水槽清洗或噴淋清洗工藝代替。</font><o:p></o:p>
